Item Open Access Electric field dependence of radiative recombination lifetimes in polar InGaN/GaN quantum heterostructures(IEEE, 2009) Sarı, Emre; Nizamoğlu, Sedat; Lee I.-H.; Baek J.-H.; Demir, Hilmi VolkanWe report on external electric field dependence of recombination lifetimes in polar InGaN/GaN quantum heterostructures. In our study, we apply external electric fields one order of magnitude less than and in opposite direction to the polarization-induced electrostatic fields inside the well layers. Under the increasing external electric field, we observe a decrease in carrier lifetimes (τ) and radiative recombination lifetimes (τr), latter showing a weaker dependence. Our results on τr show an agreement with our transfer matrix method based simulation results and demonstrate Fermi's golden rule in polar InGaN/GaN quantum heterostructures dependent on electric field. For our study, we grew 5 pairs of 2.5 nm thick In0.15Ga 0.85N quantum well and 7.5 nm thick GaN barrier layers in a p-i-n diode architecture using metal-organic chemical vapor deposition (MOCVD) on a c-plane sapphire substrate. Devices with 300 μm × 300 μm mesa size were fabricated using standard photolithography, reactive ion etching and metallization steps. We used indium-tin oxide (ITO) based semi-transparent contacts in top (p-GaN) layer for uniform application of electric field across the well layers. The fabricated devices were diced and mounted on a TO-can for compact testing. © 2009 IEEE.Item Open Access Investigation of bias current and modulation frequency dependences of detectivity of YBCO TES and the effects of coating of Cu-C composite absorber layer(2009) Moftakharzadeh, A.; Kokabi, A.; Bozbey, A.; Ghodselahi, T.; Vesaghi, M.A.; Khorasani, S.; Banzet, M.; Schubert J.; Fardmanesh, M.Bolometric response and noise characteristics of YBCO superconductor transition edge IR detectors with relatively sharp transition and its resulting detectivity are investigated both theoretically and experimentally. The magnitude of response of a fabricated device was obtained for different bias currents and modulation frequencies. Using the measured and calculated bolometric response and noise characteristics, we found and analyzed the device detectivity versus frequency for different bias currents. The detectivity versus chopping frequency of the device did not decrease following the response strongly, due to the decrease of the noise at higher frequencies up to 1 kHz, resulting in maximum detectivity around the modulation frequency of 100 Hz. We also improved the responsivity of the device through the increase of the surface absorption by using a novel infrared absorber, which is made of a copper-carbon composite, coated in a low-temperature process. Within the modulation frequency range studied in this paper, comparison of device detectivity before and after coating is also presented. © 2009 IEEE.Item Open Access Optically implemented broadband blueshift switch in the terahertz regime(American Physical Society, 2011-01-18) Shen, N. M.We experimentally demonstrate, for the first time, an optically implemented blueshift tunable metamaterial in the terahertz (THz) regime. The design implies two potential resonance states, and the photoconductive semiconductor (silicon) settled in the critical region plays the role of intermediary for switching the resonator from mode 1 to mode 2. The observed tuning range of the fabricated device is as high as 26% (from 0.76 THz to 0.96 THz) through optical control to silicon. The realization of broadband blueshift tunable metamaterial offers opportunities for achieving switchable metamaterials with simultaneous redshift and blueshift tunability and cascade tunable devices. Our experimental approach is compatible with semiconductor technologies and can be used for other applications in the THz regime.
